It is essential that your gauge in filet crochet is square if you want these to turn out so. I get the best results if I work 2 chain stitches + 1 treble crochet for each open and 3 treble for a filled square (each row starts with turning chains equal to the height of the vertical stitch. For me that would be 4 ch for a tr).
